1. Core Overview

In theory, SiC MOSFET supports switching frequency up to 1 MHz or higher. However, the practical operating frequency is restricted by topology, power level, heat dissipation and EMI conditions. We need to distinguish theoretical capability and mass-production mature frequency range.

2. Practical Frequency Classification by Topology

2.1 Hard-switching Topologies (Boost / Buck / Totem-pole PFC)

Hard switching generates obvious switching loss.

  • Mature working frequency: 20 kHz ~ 60 kHz
  • Common cases: EV OBC, photovoltaic Boost circuit, industrial power supply

2.2 Soft-switching Topologies (LLC, DAB resonant converter)

Zero voltage switching largely eliminates switching loss. Frequency can be further increased.

  • Mature working frequency: 60 kHz ~ 150 kHz
  • High-density design: up to 200 kHz

2.3 High-power Motor Inverters (EV main drive, high-power industrial inverter)

Limited by module package heat dissipation and motor EMI requirements

  • Typical frequency: 10 kHz ~ 30 kHz

3. Frequency Reference by Industry Applications

  1. EV On-board Charger (OBC) / 800V vehicle DC-DC:60kHz–120kHz
  2. String solar inverter & energy storage PCS:40kHz–80kHz
  3. High-frequency welding, induction heating:80kHz–200kHz
  4. Medium & high power SiC power modules (1200V/1700V):10kHz–50kHz

4. Compare with Silicon Devices

  • Silicon IGBT: Normally limited below 20 kHz, heavy tail current loss
  • Silicon high-voltage MOSFET: Stable below 60 kHz; loss surges above this frequency
  • SiC MOSFET: Reliably operate 20–150 kHz, far wider frequency window

5. Key Design Reminders

  1. High frequency ≠ better solution. Higher frequency increases EMI difficulty and gate drive loss. Engineers must balance power density, efficiency and EMC.
  2. SiC has fast dv/dt. When frequency exceeds 100kHz, strict PCB layout and gate resistance matching are required.
  3. For low-voltage BLDC drives below 200V, silicon MOS (Winsok Si MOS) still owns better cost performance; SiC cannot create obvious advantages.

  • Soft-switch miniaturized equipment: up to 200 kHz
  • Ultra-high frequency above 300kHz is mostly used in lab prototype, not widely mass adopted.
